In this paper, the physics-based model and accurate calculation for the microwave annealing of silicon are presented. Both thermal effects, including ohmic conduction loss and dielectric polarization loss, and non-thermal effects are thoroughly analyzed. We designed unique experiments to verify the mechanism and extract relevant parameters. We also explicitly illustrate the dynamic interaction processes of the microwave annealing of silicon. This work provides an in-depth understanding that can expedite the application of microwave annealing in semiconductor processing and open the door to implementing microwave annealing for future research and applications. © 2017 Author(s). Ultrahigh-temperature microwave annealing of Al+- and P+-implanted 4H-SiC
In this work, an ultrafast solid-state microwave annealing has been performed, in the temperature range of 1700–2120 °C on Al+and P+-implanted 4H-SiC. The solid-state microwave system used in this study is capable of raising the SiC sample temperatures to extremely high values, at heating rates of 600 °C/s. The samples were annealed for 5–60 s in a pure nitrogen ambient. Atomic force microscopy...
متن کاملModified Enthalpy Method Applied to Laser Annealing of Semi Conductor Films
The rapid melting of silicon film due to the absorption of a CW laser beam radiation is studied. The silicon film melting and recrystallization is mainly controlled by the temperature distribution in the semiconductor. The enthalpy technique for the solution of phase change problems is used in an explicit finite difference form to calculate the transient temperature distribution in the silicon ...
متن کاملAthermal, Photonic Effects on Boron Diffusion and Activation in Silicon during Microwave Rapid Thermal Annealing
Fabrication of sub-micron silicon integrated circuits (IC’s) requires ultra-shallow, high-dose ion implantation of dopant atoms, e.g., boron, followed by a rapid, high-temperature anneal. Since the implantation process damages the crystal lattice structure, the anneal is expected to repair this damage and react the implanted B atoms into Si lattice sites while minimizing inward diffusion of the...
